Nanosecond stochastic operation in perpendicular superparamagnetic tunnel junctions

We demonstrate the miniaturization of perpendicularly magnetized superparamagnetic tunnel junctions (SMTJs) down to 50 nm in diameter. We experimentally show stochastic reversals in those junctions, with tunable mean dwell times down to a few nanoseconds through applied magnetic field and voltage. The mean dwell times measured at negligible bias voltage agree with our simulations based on Langer's theory. We shed light on an Arrhenius prefactor $τ_0$ of a few femtoseconds, implying that the rates of thermally-activated magnetic transitions exceed the GHz-to-THz limitation of macrospin models, whereby $τ_0\sim1$ ns. We explain the small prefactor values by a Meyer-Neldel compensation phenomenon, where the prefactor exhibits a large entropic contribution with an exponential dependence on the activation energy. These findings pave the way towards the development of ultrafast, low-power unconventional computing schemes operating by leveraging thermal noise in perpendicular SMTJs, which are scalable below 20 nm.

The quanta of magnetic excitations - magnons - are known for their unique ability to undergo Bose-Einstein condensation at room temperature. This fascinating phenomenon reveals itself as a spontaneous formation of a macroscopic coherent state under the influence of incoherent stimuli. Spin currents have been predicted to offer electronic control of magnon Bose-Einstein condensates, but this phenomenon has not been experimentally evidenced up to now. Here we experimentally show that current-driven Bose-Einstein condensation can be achieved in nanometer-thick films of magnetic insulators with tailored dynamic magnetic nonlinearities and minimized magnon-magnon interactions. We demonstrate that, above a certain threshold, magnons injected by the spin current overpopulate the lowest-energy level forming a highly coherent spatially extended state. By accessing magnons with essentially different energies, we quantify the chemical potential of the driven magnon gas and show that, at the critical current, it reaches the energy of the lowest magnon level. Our results pave the way for implementation of integrated microscopic quantum magnonic and spintronic devices.

We investigate the role of domain walls in the ultrafast magnon dynamics of an antiferromagnetic NiO single crystal in a pump-probe experiment with variable pump photon energy. Analysing the amplitude of the energy-dependent photo-induced ultrafast spin dynamics, we detect a yet unreported coupling between the material's characteristic THz- and a GHz-magnon modes. We explain this unexpected coupling between two orthogonal eigenstates of the corresponding Hamiltonian by modelling the magneto-elastic interaction between spins in different domains. We find that such interaction, in the non-linear regime, couples the two different magnon modes via the domain walls and it can be optically exploited via the exciton-magnon resonance.

We perform ultrafast pump-probe measurements on a nanometer-thick crystalline Bi-doped yttrium iron garnet film with perpendicular magnetic anisotropy. Tuning the photon energy of the pump laser pulses above and below the material's bandgap, we trigger ultrafast optical and spin dynamics via both one- and two-photon absorption. Contrary to the common scenario, the optically-induced heating of the system induces an increase up to 20% of the ferromagnetic resonance frequency. We explain this unexpected result in terms of a photo-induced modification of the magnetic anisotropy, i.e. of the effective field, identifying the necessary conditions to observe this effect. Our results disclose the possibility to optically increase the magnetic eigenfrequency in nanometer-thick magnets.

A magnetic material combining low losses and large Perpendicular Magnetic Anisotropy (PMA) is still a missing brick in the magnonic and spintronic fields. We report here on the growth of ultrathin Bismuth doped Y$_{3}$Fe$_{5}$O$_{12}$ (BiYIG) films on Gd$_{3}$Ga$_{5}$O$_{12}$ (GGG) and substituted GGG (sGGG) (111) oriented substrates. A fine tuning of the PMA is obtained using both epitaxial strain and growth induced anisotropies. Both spontaneously in-plane and out-of-plane magnetized thin films can be elaborated. Ferromagnetic Resonance (FMR) measurements demonstrate the high dynamic quality of these BiYIG ultrathin films, PMA films with Gilbert dam** values as low as 3 10$^{-4}$ and FMR linewidth of 0.3 mT at 8 GHz are achieved even for films that do not exceed 30 nm in thickness. Moreover, we measure Inverse Spin Hall Effect (ISHE) on Pt/BiYIG stacks showing that the magnetic insulator$'$s surface is transparent to spin current making it appealing for spintronic applications.

Spin-wave propagation in an assembly of microfabricated 20 nm thick, 2.5 μm wide Yttrium Iron Garnet (YIG) waveguides is studied using propagating spin-wave spectroscopy (PSWS) and phase resolved micro-focused Brillouin Light Scattering (μ-BLS) spectroscopy. We show that spin-wave propagation in 50 parallel waveguides is robust against microfabrication induced imperfections. Spin-wave propagation parameters are studied in a wide range of excitation frequencies for the Damon-Eshbach (DE) configuration. As expected from its low dam**, YIG allows the propagation of spin waves over long distances (the attenuation lengths is 25 μm at μ$_{0}$H = 45 mT). Direct map** of spin waves by μ-BLS allows us to reconstruct the spin-wave dispersion relation and to confirm the multi-mode propagation in the waveguides, glimpsed by propagating spin-wave spectroscopy.
