We revealed the anomalous temperature behavior of the giant dielectric permittivity and unusual frequency dependences of the pyroelectric response of the fine-grained ceramics prepared by the spark plasma sintering of the ferroelectric BaTiO3 nanoparticles. The temperature dependences of the electro-resistivity indicate the frequency-dependent transition in the electro-transport mechanisms between the lower and higher conductivity states accompanied by the maximum in the temperature dependence of the loss angle tangent. The pyroelectric thermal-wave probing revealed the existence of the spatially inhomogeneous counter-polarized ferroelectric state at the opposite surfaces of the ceramic sample. We described the anomalous temperature behavior of the giant dielectric response and losses using the core-shell model for ceramic grains and modified Maxwell-Wagner approach. We assume that core shells and grain boundaries, which contain high concentration of space charge carriers due to the presence of graphite inclusions in the inter-grain space, can effectively screen weakly conductive ferroelectric grain cores. The superparaelectric-like state with a giant dielectric response can appear in the paraelectric shells and inter-grain space due to the step-like thermal activation of localized polarons in the spatial regions, agreeing with experimentally observed frequency-dependent transition of the electro-transport mechanism. The obtained results can be the key for the description of complex electrophysical properties inherent to the strongly inhomogeneous media with electrically coupled insulating ferroelectric nanoregions and semiconducting superparaelectric-like regions.

Analytical results obtained within Landau-Ginzburg-Devonshire approach and effective media models, predict that the synergy of size effects and Vegard stresses can significantly enhance the electrocaloric cooling (up to 7 times) of the BaTiO3 nanoparticles in comparison with a bulk BaTiO3. To compare with the considered effective media models, we measured the capacitance-voltage and current-voltage characteristics of the dense nanocomposites consisting of (28-35) vol.% BaTiO3 nanoparticles incorporated in organic polymers and determined experimentally the effective dielectric permittivity and losses of the composites. Generalizing obtained analytical results, various ferroelectric nanoparticles spontaneously stressed by elastic defects, such as oxygen vacancies or any other elastic dipoles, which create a strong chemical pressure, can cause the giant electrocaloric response of dense ferroelectric nanocomposites. We have shown that the advantages of the studied lead-free dense nanocomposites are the good tunability of electrocaloric cooling temperature due to the size effects in ferroelectric nanoparticles and the easy control of the high electrocaloric cooling by electric fields. This makes the dense ferroelectric nanocomposites promising for cooling of conventional and innovative electronic elements, such as FETs with high-temperature superconductor channels.

Using Landau-Ginzburg-Devonshire (LGD) phenomenological approach we analyze the bending-induced re-distribution of electric polarization and field, elastic stresses and strains inside ultrathin layers of van der Waals ferrielectrics. We consider a CuInP2S6 (CIPS) thin layer with fixed edges and suspended central part, the bending of which is induced by external forces. The unique aspect of CIPS is the existence of two ferrielectric states, FI1 and FI2, corresponding to big and small polarization values, which arise due to the specific four-well potential of the eighth-order LGD functional. When the CIPS layer is flat, the single-domain FI1 state is stable in the central part of the layer, and the FI2 states are stable near the fixed edges. With an increase of the layer bending below the critical value, the sizes of the FI2 states near the fixed edges decreases, and the size of the FI1 region increases. When the bending exceeds the critical value, the edge FI2 states disappear being substituted by the FI1 state, but they appear abruptly near the inflection regions and expand as the bending increases. The bending-induced isostructural FI1-FI2 transition is specific for the bended van der Waals ferrielectrics described by the eighth (or higher) order LGD functional with consideration of linear and nonlinear electrostriction couplings. The isostructural transition, which is revealed in the vicinity of room temperature, can significantly reduce the coercive voltage of ferroelectric polarization reversal in CIPS nanoflakes, allowing for the curvature-engineering control of various flexible nanodevices.

Electron microscopy reveals multi layered structures of few layer graphene nanosheets with folded and tubular like fragments.Electron microscopy reveals multilayered structures of few layer graphene nanosheets with folded and tubular like fragments. The effective thermal diffusivity values were estimated by nonstationary photo-pyroelectric thermophysical characterization using the heat pulse and thermo-wave modulation methods. Comparison with other carbon (C) based thermal management materials shows that TEG CNTcs exhibit thermal diffusivity, effusivity and conductivity comparable with those of actual C polymer and C C composites. For TEG CNT cs, evaluated values of phonon mean free path (MFP) and relaxation time (RT) are in the ranges estimated for defective graphene. The values of diffusivity and effusivity, MFP and RT are lower for denser TEG CNT cs obtained by ECAO and are higher for less dense TEG CNT cs obtained by CO. The obtained diffusivity and effusivity values designate TEG CNT cs as suitable thermal management materials.

The emergent behaviors in thin films of a multiaxial ferroelectric due to an electrochemical coupling between the rotating polarization and surface ions are explored within the framework of the 2-4 Landau-Ginzburg-Devonshire (LGD) thermodynamic potential combined with the Stephenson-Highland (SH) approach. The combined LGD-SH approach allows to describe the electrochemical switching and rotation of polarization vector in the multiaxial ferroelectric film covered by surface ions with a charge density dependent to the relative partial oxygen pressure. We calculate the phase diagrams and analyze the dependence of polarization components on the applied voltage, and discuss the peculiarities of quasi-static ferroelectric, dielectric and piezoelectric hysteresis loops in thin strained multiaxial ferroelectric films. The nonlinear surface screening by oxygen ions makes the diagrams very different from the known diagrams of e.g., strained BaTiO3 films. Quite unexpectedly we predict the appearance of the ferroelectric reentrant phases. Obtained results point on the possibility to control the appearance and features of ferroelectric, dielectric and piezoelectric hysteresis in multiaxial FE films covered by surface ions by varying their concentration via the partial oxygen pressure. The LGD-SH description of a multiaxial FE film can be further implemented within the Bayesian optimization framework, opening the pathway towards predictive materials optimization.

The emergent behaviors in antiferroelectric thin films due to a coupling between surface electrochemistry and intrinsic polar instabilities are explored within the framework of the modified 2-4-6 Kittel-Landau-Ginzburg-Devonshire (KLGD) thermodynamic approach. Using phenomenological parameters of the KLGD potential for a bulk antiferroelectric (PbZrO3) and a Stephenson-Highland (SH) approach, we study the role of surface ions with a charge density proportional to the relative partial oxygen pressure on the dipole states and their reversal mechanisms in the antiferroelectric thin films. The combined KLGD-SH approach allows to delineate the boundaries of antiferroelectric, ferroelectric-like antiferroionic and electret-like paraelectric states as a function of temperature, oxygen pressure, surface ions formation energy and concentration, and film thickness. This approach also allows the characterization of the polar and antipolar orderings dependence on the voltage applied to the antiferroelectric film, and the analysis of their static and dynamic hysteresis loops. For the study of polarization reversal features in the structure of "mixed ionic-electronic conductor - on - ferroelectric" type, the hydrogen bonded molecular ferroelectric crystal triglycine sulphate (TGS) is used. The dynamic currant-voltage (I-V-) loops of thin TGS plates of polar (010) cut with dissimilar electrodes on the opposite surfaces (vacuum deposited Ag and Ag-paste diluted with a water-ethanol mixture) are investigated. After electroforming in the low-voltage vicinity of coercive voltage, during further cycling, a reversible transformation of I-V-loop shape occurs from typical of non-linear dielectrics to typical of memristive systems and than to typical of ferroelectrics (and vice versa) with a sequential increase (decrease) of drawing voltage amplitude. Such "awakening" and "falling asleep" of I-V-loops of the memristor type is apparently associated with reversible electromigration and accumulation of charged species (e.g., protons), in the hydrated surface layer of TGS as a component of electrochemical capacitor-on-ferroelectric structure. The observed transformation can be explained by considering the coupled ion transfer and polarization reversal taking into account the swinging of the boundary of the built-in chemical inhomogeneity under conditions of linear and/or nonlinear dynamics of ion drift and ionic concentration polarization caused by charged species transfer under the applied voltage.

Using Landau-Ginzburg-Devonshire theory and effective medium approximation, we analytically calculate typical dependences of the pyroelectric and electrocaloric coefficients on external electric field, temperature and radius for spherical single-domain ferroelectric nanoparticles. The considered physical model corresponds to the nanocomposite with small fraction of ferroelectric nanoparticles. Within the framework of the analytical model we establish how the size changes determine the temperature and field behavior pyroelectric and electrocaloric coefficients on example of BaTiO3 nanoparticles covered by a semiconducting shell and placed in a dielectric polymer. We show that by changing the particle size one can induce maxima of the pyroelectric coefficient and electrocaloric temperature variation, control their width, height and sign. Obtained analytical expressions allow selecting the interval of particle sizes, voltage, and/or temperature for which pyroelectric energy conversion and electrocaloric coefficient are optimal for applications. The observed size effect opens the possibility to control pyroelectric and electrocaloric properties of ferroelectric nanocomposites that can be important for their advanced applications in energy convertors and cooling systems.

When the fraction of KBr is rather small (less than 15 wt percent) the magnetic response of the composite is very weak and similar to that observed for the BLFO (pure KBr matrix without Bi1-xLaxFeO3 has no magnetic response as anticipated). However, when the fraction of KBr increases above 15percent, the magnetic response of the composite changes substantially and the field dependence of magnetization reveals ferromagnetic-like hysteresis loop with a remanent magnetization about 0.14 emu/g and coercive field about 1.8 Tesla (at room temperature). Nothing similar to the ferromagnetic-like hysteresis loop can be observed in BLFO ceramics, which magnetization quasi linearly increases with magnetic field. Different physical mechanisms were considered to explain the unusual experimental results for BLFO-KBr nanocomposites, but only those among them, which are highly sensitive to the interaction of antiferromagnetic Bi0.9La0.1FeO3 with ionic conductor KBr, can be relevant. An appropriate mechanism turned out to be ferro-magneto-ionic coupling.

Melanin is a biopolymer with unique set of applicable physical and chemical properties. The impact of a moisture-saturated air pulse (~1 s) on dynamic current-voltage (I-V-), charge-voltage (Q-V-) and transient (I-t-) characteristics of fungal melanin thin layers was investigated. The pulse hydration gives rise to sharp increase of conductance and capacitance (by I-V-loops and I-t-curves swing), transferred charge (by Q-V-loops swing) and causes the appearance of the following peculiarities: hump-like on I-V-loops, knee-like on I-V-curves and step-like on I-t-curves. General shape of I-V-loops was modelled under low hydration by linear series-parallel RC-circuit and under high hydration by the circuit with anti-series Zener diodes as nonlinear elements. By processing of bipolar I-V-loops and I-t-curves allowing for unipolar ones, the maxima of displacement current - voltage loops were revealed and their similarity to current maxima observed under ionic space charge transfer in metal-insulator-semiconductor structures and under polarization reversal in ferroelectrics is discussed. Corresponding processing of bipolar Q-V-loops evidences general shape of obtained dielectric displacement - voltage loops characteristic to ion-conducting materials. As a reason of observed transformations, the appearance of temporal polar media with reversible ferroelectric-like polarization and ionic space charge transfer is considered. Obtained results disclose the functional capabilities of melanin based sensing devices operating in dynamic mode for both hydration and driving voltage.

Ferroelectric interfaces are unique model objects for fundamental studies of polar surface properties such as versatile screening mechanisms of spontaneous polarization by free carriers and possible ion exchange with ambient media. The effect of ionic adsorption by electrically-open (i.e. non-electroded) ferroelectric surface on polarization reversal in the ferroelectric had been investigated experimentally and theoretically, however the effect influence on the temperature behaviour of polarization hysteresis remains unexplored. Also the comparative theoretical analysis of the ferroelectric hysteresis for linear and nonlinear electronic screenings, and strongly nonlinear ionic screening of the spontaneous polarization was absent. In this work we study the free energy relief of a thin ferroelectric film covered by a screening charge layer of different nature and ultra-thin gap separating the film surface from the top electrode and calculate hysteresis loops of polarization and screening charge at different temperatures in the considered system. The dependence of the screening charge density on electric potential was considered for three basic models, namely for the linear Bardeen-type model of electronic surface states (BS), nonlinear Fermi-Dirac (FD) density of states describing two-dimensional electron gas at the film-gap interface, and strongly nonlinear Stephenson-Highland (SH) model describing the surface charge density of absorbed ions by Langmuir adsorption isotherms. Appeared that BS, FD and SH screening charges, which properties are principally different, determine the free energy relief (including polarization values corresponding to the free energy minima at different applied voltages) and control the shape of polarization hysteresis loops at different temperatures.

The contrast formation mechanism in Nanoscale Infrared Spectroscopy (Nano-IR or AFM-IR) is analyzed for the boundary between two layers with different light absorption, thermal and elastic parameters. Analytical results derived in the decoupling approximation for low frequency limit show that the response amplitude is linearly proportional to the intensity of the illuminating light and thermal expansion coefficient. The spatial resolution between two dissimilar materials is linearly proportional to the sum of inverse light adsorption coefficients and to the effective thermal transfer length. The difference of displacements height across the T-shape boundary ("thermo-elastic step") is proportional to the difference of the adsorption coefficients and inversely proportional to the heat transfer coefficient. The step height becomes thickness-independent for thick films and proportional to h^2 in a very thin film

The interplay between electrochemical surface charges and bulk ferroelectricity in thin films gives rise to a continuum of coupled ferro-ionic states. These states are exquisitely sensitive to chemical and electric conditions at the surfaces, applied voltage, and oxygen pressure. Using the analytical approach combining the Ginzburg-Landau-Devonshire description of the ferroelectricity with Langmuir adsorption isotherm for the ions at the film surface, we have studied the temperature-, time- and field- dependent polarization changes and electromechanical response of the ferro-ionic states. The responses are found to be inseparable in thermodynamic equilibrium and at low frequencies of applied voltage. The states become separable in high frequency dynamic mode due to the several orders of magnitude difference in the relaxation times of ferroelectric polarization and surface ions charge density. These studies provide an insight into dynamic behavior of nanoscale ferroelectrics with open surface exposed to different kinds of electrochemically active gaseous surrounding.

We developed a theoretical model for the calculation of the main characteristics of pyroelectric response of pyroactive multilayer structures, which are basic elements of modern pyroelectric detectors of radiation and other transducers. In the framework of the proposed model, the dependences of the pyroelectric response frequency spectra on the ferroelectric film thickness have been investigated. It was found that a pronounced extrinsic size effect is inherent to the pyroelectric response frequency spectra, such as the strong thickness dependence of the response maximal value and its frequency position. Thickness dependences of the frequency position of the pyroelectric response maximum and the optimal thickness of the pyroactive ferroelectric film are calculated. The frequency spectra of the pyroelectric current and voltage calculated theoretically are in quantitative agreement with experimental ones for Al/P(VDF-TrFE)/Ti/Si pyroactive structure. Developed procedure is important for improving the sensitivity of pyroelectric devices. Obtained analytical expressions allow us to optimize the performances of pyroactive elements using the existence of the size effect, which depend on pyroactive layer and substrate thicknesses, as well as on the conditions of heat transfer and exchange at corresponding boundaries of the pyroactive structure.

In the framework of the thermodynamic approach Landau-Ginzburg-Devonshire (LGD) combined with the equations of electrostatics, we investigated the effect of polarization surface screening on finite size effects of the phase diagrams, polar and dielectric properties of ferroelectric nanoparticles of different shapes. We obtained and analyzed the analytical results for the dependences of the ferroelectric phase transition temperature, critical size, spontaneous polarization and thermodynamic coercive field on the shape and size of nanoparticles. The pronounced size effect of these characteristics on the scaling parameter, the ratio of the particle characteristic size to the length of the surface screening, was revealed. Also our modeling predicts a significant impact of the flexo-chemical effect (that is a joint action of flexoelectric effect and chemical pressure) on the temperature of phase transition, polar and dielectric properties of nanoparticles when their chemical composition deviates from the stoichiometric one. We showed on the example of the stoichiometric nanosized and fine SrBi2Ta2O9 particles that except the vicinity of the critical size, where the system splitting into domains has an important role, results of analytical calculation of the spontaneous polarization have little difference from the numerical ones. We revealed a strong impact of the flexo-chemical effect on the phase transition temperature, polar and dielectric properties of SryBi2+xTa2O9 nanoparticles when the ratio Sr/Bi deviates from the stoichiometric value of 0.5 from 0.35 to 0.65. From the analysis of experimental data we derived the parameters of the theory, namely coefficients of expansion of the LGD functional, contribution of flexo-chemical effect and the length of the surface screening.

The effect of changes of the Nb content and annealing on charge vs. voltage and current vs. voltage characteristics of SrBi2(Ta,Nb)2O9 film was studied theoretically and experimentally. Theoretical modeling, which takes into account the mobile charged donors impact on the features of charge vs. voltage and current vs. voltage characteristics of ferroelectric semiconductor films, revealed the changes of conductivity value and ferroelectric parameters. The results of theoretical analysis and experimental results are in qualitative agreement.

Abstract:
We performed self-consistent modelling of electrotransport and electromechanical response of solid electrolyte thin films allowing for steric effects of mobile charged defects (ions, protons or vacancies), electron degeneration and Vegard stresses. We establish correlations between the features of the space-charge dynamics, current-voltage and bending-voltage curves in the wide frequency range of…

We performed self-consistent modelling of electrotransport and electromechanical response of solid electrolyte thin films allowing for steric effects of mobile charged defects (ions, protons or vacancies), electron degeneration and Vegard stresses. We establish correlations between the features of the space-charge dynamics, current-voltage and bending-voltage curves in the wide frequency range of applied electric voltage. The pronounced ferroelectric-like hysteresis of bending-voltage loops and current maxima on double hysteresis current-voltage loops appear for the electron-open electrodes. The double hysteresis loop with pronounced humps indicates the resistance switching of memristor-type. The switching occurs due to the strong coupling between electronic and ionic subsystem. The sharp meta-stable maximum of the electron density appears near one open electrode and moves to another one during the periodic change of applied voltage. Our results can explain the nature and correlation of electrical and mechanical memory effects in thin films of solid electrolytes. The analytical expression proving that the electrically induced bending of solid electrolyte films can be detected by interferometric methods is derived.

Abstract:
The electrophysical reaction of rubidium polytungstate Rb4W11O35 ceramics (RPTC) on fast humidity impact has been investigated by studying the influence of wet air pulse of 1-3 s of duration on the peculiarities of dynamic current-voltage (I-V-) and charge-voltage (Q-V-) loops and transient current-time (I-t-) curves. The revealed peculiarities of I-V- and Q-V-loops and I-t-curves for RPTC subject…

The revealed peculiarities of I-V- and Q-V-loops and I-t-curves for RPTC subjected to humidity impact were compared with similar ones observed for water damaged hydrogen-bounded ferroelectric triglicyne sulphate (TGS) crystals. The obtained data indicate at least two possible scenarios of polar reaction on the humidity impact, namely protonic/ionic space charge transfer and ferroelectric-like reversible polarization in surface conglomerate of RPTC disturbed by dipolar H2O adsorbate. Due to a high surface activity the RPTC can be considered as promising materials for creating humidity sensitive elements of environment monitoring systems. Direct humidity-to-frequency (time) conversion was realized by inserting metal-RPTC-metal humidity sensitive element in LC resonance or RC-relaxation frequency control circuits of generating units.

We present a theoretical description of the influence of misfit strain on mobile defects dynamics in thin strained ferroelectric films. Self-consistent solutions obtained by coupling the Poissons equation for electric potential with continuity equations for mobile donor and electron concentrations and time-dependent Landau-Ginzburg-Devonshire equations reveal that the Vegard mechanism (chemical pressure) leads to the redistribution of both charged and electro-neutral defects in order to decrease the effective stress in the film. Internal electric fields, both built-in and depolarization ones, lead to a strong accumulation of screening space charges (charged defects and electrons) near the film interfaces. Importantly, the corresponding screening length is governed by the misfit strain and Vegard coefficient. Mobile defects dynamics, kinetics of polarization and electric current reversal are defined by the complex interplay between the donor, electron and phonon relaxation times, misfit strain, finite size effect and Vegard stresses.
