Quantum cascade lasers are of high interest in the scientific community due to unique applications utilizing the emission in mid-IR range. The possible designs of QCL are quite limited and require careful engineering to overcome some crucial disadvantages. One of them is an active region (ARn) overheat, that significantly affects the laser characteristics in the pulsed operation mode. In this work we consider the effects related to the non-equilibrium temperature distribution, when thermal resistance formalism is irrelevant. We employ the heat equation and discuss the possible limitations and structural features stemming from the chemical composition of the AR. We show that the presence of alloys in the ARn structure fundamentally limits the heat dissipation in pulsed and CW regimes due to their low thermal conductivity. Also the QCL post-growths affects the thermal properties of a device only in (near)CW mode while it is absolutely invaluable in the pulsed mode

We theoretically investigate asymmetric two-junction SQUIDs with different current-phase relations in the two Josephson junctions, involving higher Josephson harmonics. Our main focus is on the "minimal model" with one junction in the SQUID loop possessing the sinusoidal current-phase relation and the other one featuring additional second harmonic. The current-voltage characteristic (CVC) turns out to be asymmetric, $I(-V) \neq -I(V)$. The asymmetry is due to the presence of the second harmonic and depends on the magnetic flux through the interferometer loop, vanishing only at special values of the flux such as integer or half-integer in the units of the flux quantum. The system thus demonstrates the flux-tunable Josephson diode effect (JDE), the simplest manifestations of which is the direction dependence of the critical current. We analyze asymmetry of the overall $I(V)$ shape both in the absence and in the presence of external ac irradiation. In the voltage-source case of external signal, the CVC demonstrates the Shapiro spikes. The integer spikes are asymmetric (manifestation of the JDE) while the half-integer spikes remain symmetric. In the current-source case, the CVC demonstrates the Shapiro steps. The JDE manifests itself in asymmetry of the overall CVC shape, including integer and half-integer steps.

The paper reports on the preparation of xenotime-structured ceramics by the Spark Plasma Sintering (SPS) method. Phosphates Y$_{0.95}$Gd$_{0.05}$PO$_4$ (YPO$_4$:Gd) were obtained by the sol-gel method. The synthesized nanopowders are collected in large agglomerates 10-50 mkm in size. Ceramics has a fine-grained microstructure and a high relative density (98.67%). The total time of the SPS process was approximately 18 min. High-density sintered ceramics YPO$_4$:Gd with a xenotime structure were irradiated with Xe$^{+26}$ ions (E = 167 MeV) to fluences of $1\times10^{12}$-$3\times 10^{13}$ cm$^{-2}$. Complete amorphization at maximum fluence was not achieved. As the fluence increases, an insignificant increase in the depth of the amorphous layer is observed. According to the results of grazing incidence XRD (GIXRD), with an increase in fluence from $1\times10^{12}$-$3\times 10^{13}$ cm$^{-2}$, an increase in the volume fraction of the amorphous structure from 20 to 70% is observed. The intensity of XRD peak 200 YPO$_4$:Gd after recovery annealing (700$^\circ$C, 18 h) reached a value of ~80% of the initial intensity I0.

The value of biomedical research--a $1.7 trillion annual investment--is ultimately determined by its downstream, real-world impact. Current objective predictors of impact rest on proxy, reductive metrics of dissemination, such as paper citation rates, whose relation to real-world translation remains unquantified. Here we sought to determine the comparative predictability of future real-world translation--as indexed by inclusion in patents, guidelines or policy documents--from complex models of the abstract-level content of biomedical publications versus citations and publication meta-data alone. We develop a suite of representational and discriminative mathematical models of multi-scale publication data, quantifying predictive performance out-of-sample, ahead-of-time, across major biomedical domains, using the entire corpus of biomedical research captured by Microsoft Academic Graph from 1990 to 2019, encompassing 43.3 million papers across all domains. We show that citations are only moderately predictive of translational impact as judged by inclusion in patents, guidelines, or policy documents. By contrast, high-dimensional models of publication titles, abstracts and metadata exhibit high fidelity (AUROC > 0.9), generalise across time and thematic domain, and transfer to the task of recognising papers of Nobel Laureates. The translational impact of a paper indexed by inclusion in patents, guidelines, or policy documents can be predicted--out-of-sample and ahead-of-time--with substantially higher fidelity from complex models of its abstract-level content than from models of publication meta-data or citation metrics. We argue that content-based models of impact are superior in performance to conventional, citation-based measures, and sustain a stronger evidence-based claim to the objective measurement of translational potential.

We report the unexpectedly long delay time depending on the pum** current, which does not agree with conventional theoretical predictions for step-like excitation. Similar behavior has been observed in InP- and InAs-based QCLs emitting near 8$μ$m. Numerical simulations performed using a model based on rate equations for excitation by current pulses with non-zero rise time provide fair agreement with our observations.
