Density functional theory calculations for the electronic structures of the 4H-SiC(0001)/SiO$_2$ interface with atomic-scale steps are carried out to investigate the effect of NO annealing. The characteristic behavior of the conduction band edge states of SiC is strongly affected over a wide area of the interface by the Coulomb interaction of the O atoms in the SiO$_2$ region as well as the step structure of the interface, resulting in the discontinuity of the inversion layers at the step edges under the gate bias. The spatially discontinued band only allows the very limited conduction paths in the inversion layer, leading to the significantly decreased mobile carrier density. It is found that the Coulomb interaction of the O atoms is screened and the inversion layers become continuous when the nitrided layers are inserted at the interface by NO annealing. This result is in good agreement with experimental findings that the improvement of the performance of SiC metal-oxide-semiconductor field-effect-transistors by NO annealing is attributed to an increase in the mobile electron density rather than an increase in the mobility of electrons in the inversion layer.

It is known that 2nd order Fuchsian differential equations with three singular points are reduced to the hypergeometric differential equations. Similarly, for nonlinear differential equations, we would like to determine the equation from the local behavior around the three singularities. In this paper, the sixth Painlevé equation is derived by imposing the condition that it is of type (H) at each three singular points for the homogeneous quadratic 4th-order differential equation.

It is known that all $τ$ functions of the Painlevé equations satisfy the fourth-order quadratic differential equation. Among them, for the III, V, and VI equations, it is possible to express the formal series solutions explicitly by using combinatorics. In this paper, we show the convergence of the formal series, including the solutions of more general equations. And by the absolute convergence of $τ$ series, the convergence of the conformal block function ($c=1$) also follows since it is a partial sum of the $τ$ series. We also characterized the form of a homogeneous quadratic equation with a series solution similar to the tau functions of the Painlevé equations. The Painlevé equations are classified into six types, and it is known that they can be obtained by sequentially degenerating from type VI to type I.

Time series data are often obtained only within a limited time range due to interruptions during observation process. To classify such partial time series, we need to account for 1) the variable-length data drawn from 2) different timestamps. To address the first problem, existing convolutional neural networks use global pooling after convolutional layers to cancel the length differences. This architecture suffers from the trade-off between incorporating entire temporal correlations in long data and avoiding feature collapse for short data. To resolve this tradeoff, we propose Adaptive Multi-scale Pooling, which aggregates features from an adaptive number of layers, i.e., only the first few layers for short data and more layers for long data. Furthermore, to address the second problem, we introduce Temporal Encoding, which embeds the observation timestamps into the intermediate features. Experiments on our private dataset and the UCR/UEA time series archive show that our modules improve classification accuracy especially on short data obtained as partial time series.

We present the evidence of the low defect density at Ge/GeO$_2$ interfaces in terms of first-principles total energy calculations. The energy advantages of the atom emission from the Ge/GeO$_2$ interface to release the stress due to the lattice mismatch are compared with those from the Si/SiO$_2$ interface. The energy advantages of the Ge/GeO$_2$ are found to be smaller than those of the Si/SiO$_2$ because of the high flexibility of the bonding networks in GeO$_2$. Thus, the suppression of the Ge-atom emission during the oxidation process leads to the improved electrical properties of the Ge/GeO$_2$ interfaces.
