Nonlinear carrier dynamics in silicon nano-waveguides

Abstract:
Carrier recombination dynamics in strip silicon nano-waveguides is analyzed through time-resolved pump-and-probe experiments, revealing a complex recombination dynamics at densities ranging from ${10^{14}}$ to ${10^{17}}\,$cm$^{-3}$. Carrier recombination dynamics in strip silicon nano-waveguides is analyzed through time-resolved pump-and-probe experiments, revealing a complex recombination dynamics at densities ranging from ${10^{14}}$ to ${10^{17}}\,$cm$^{-3}$. Our results show that the carrier lifetime varies as recombination evolves, with faster decay rates at the initial stages (with lifetime of ${\sim 800}\,$ps), and much slower lifetimes at later stages (up to ${\sim 300}\,$ns). We also observe experimentally the effect of trap**, manifesting as a decay curve highly dependent on the initial carrier density. We further demonstrate that operating at high carrier density can lead to faster recombination rates. Finally, we present a theoretical discussion based on trap-assisted recombination statistics applied to nano-waveguides. Our results can impact the dynamics of several nonlinear nanophotonic devices in which free-carriers play a critical role, and open further opportunities to enhance the performance of all-optical silicon-based devices based on carrier recombination engineering.

Combs of optical frequencies with 100-nm (~ 48 THz) bandwidths, centered at 790-800 nm and spaced by 0.8-1 nm (380-470 GHz) were produced by second harmonic and multiple sum frequency generation simply by focusing into a 2-mm long nonlinear crystal. Conventional birefringence phase matching was used in normal incidence configuration without tilting the crystal.

Ultra-high frequency acoustic resonances ($\backsim$2 GHz) trapped within the glass core ($\backsim$1 $μ$m diameter) of a photonic crystal fiber are selectively excited through electrostriction using laser pulses of duration 100 ps and energy 500 pJ. Using precisely timed sequences of such driving pulses, we achieve coherent control of the acoustic resonances by constructive or destructive interference, demonstrating both enhancement and suppression of the vibrations. A sequence of 27 resonantly-timed pulses provides a 100-fold increase in the amplitude of the vibrational mode. The results are explained and interpreted using a semi-analytical theory, and supported by precise numerical simulations of the complex light-matter interaction.
