We present a unified model to describe the dynamics of optical frequency combs (OFCs) in quantum cascade lasers (QCLs), incorporating both ring and Fabry-Pérot (FP) cavity configurations. The model derives a modified complex Ginzburg-Landau equation (CGLE), leveraging an order parameter approach and is capable of capturing the dynamics of both configurations, thus enabling a comparative analysis. In the modified CGLE, a nonlinear integral term appears which is associated with the coupling between counterpropagating fields in the FP cavity and whose suppression yields the ring model, which is known to be properly described by a conventional CGLE. We show that this crucial term holds a key role in inhibiting the formation of harmonic frequency combs (HFCs), associated to multi-peaked localized structures, due to its anti-patterning effect. We provide in support a comprehensive campaign of numerical simulations, in which we observe a higher occurrence of HFCs in the ring configuration compared to the FP case. Furthermore, the simulations demonstrate the model's capability to reproduce experimental observations, including the coexistence of amplitude and frequency modulation, linear chirp, and typical dynamic scenarios observed in QCLs. Finally, we perform a linear stability analysis of the single-mode solution for the ring case, confirming its consistency with numerical simulations and highlighting its predictive power regarding the formation of harmonic combs.

Despite the ongoing progress in integrated optical frequency comb technology, compact sources of short bright pulses in the mid-infrared wavelength range from 3 μm to 12 μm so far remained beyond reach. The state-of-the-art ultrafast pulse emitters in the mid-infrared are complex, bulky, and inefficient systems based on the downconversion of near-infrared or visible pulsed laser sources. Here we show a purely DC-driven semiconductor laser chip that generates one picosecond solitons at the center wavelength of 8.3 μm at GHz repetition rates. The soliton generation scheme is akin to that of passive nonlinear Kerr resonators. It relies on a fast bistability in active nonlinear laser resonators, unlike traditional passive mode-locking which relies on saturable absorbers or active mode-locking by gain modulation in semiconductor lasers. Monolithic integration of all components - drive laser, active ring resonator, coupler, and pump filter - enables turnkey generation of bright solitons that remain robust for hours of continuous operation without active stabilization. Such devices can be readily produced at industrial laser foundries using standard fabrication protocols. Our work unifies the physics of active and passive microresonator frequency combs, while simultaneously establishing a technology for nonlinear integrated photonics in the mid-infrared.

Recent years witnessed rapid progress of chip-scale integrated optical frequency comb sources. Among them, two classes are particularly significant -- semiconductor Fabry-Perót lasers and passive ring Kerr microresonators. Here, we merge the two technologies in a ring semiconductor laser and demonstrate a new paradigm for free-running soliton formation, called Nozaki-Bekki soliton. These dissipative waveforms emerge in a family of traveling localized dark pulses, known within the famed complex Ginzburg-Landau equation. We show that Nozaki-Bekki solitons are structurally-stable in a ring laser and form spontaneously with tuning of the laser bias -- eliminating the need for an external optical pump. By combining conclusive experimental findings and a complementary elaborate theoretical model, we reveal the salient characteristics of these solitons and provide a guideline for their generation. Beyond the fundamental soliton circulating inside the ring laser, we demonstrate multisoliton states as well, verifying their localized nature and offering an insight into formation of soliton crystals. Our results consolidate a monolithic electrically-driven platform for direct soliton generation and open a door for a new research field at the junction of laser multimode dynamics and Kerr parametric processes.

Our ability to generate new distributions of light has been remarkably enhanced in recent years. At the most fundamental level, these light patterns are obtained by ingeniously combining different electromagnetic modes. Interestingly, the modal superposition occurs in the spatial, temporal as well as spatio-temporal domain. This generalized concept of structured light is being applied across the entire spectrum of optics: generating classical and quantum states of light, harnessing linear and nonlinear light-matter interactions, and advancing applications in microscopy, spectroscopy, holography, communication, and synchronization. This Roadmap highlights the common roots of these different techniques and thus establishes links between research areas that complement each other seamlessly. We provide an overview of all these areas, their backgrounds, current research, and future developments. We highlight the power of multimodal light manipulation and want to inspire new eclectic approaches in this vibrant research community.

Mode-locking operation and multimode instabilities in Terahertz (THz) quantum cascade lasers (QCLs) have been intensively investigated during the last decade. These studies have unveiled a rich phenomenology, owing to the unique properties of these lasers, in particular their ultrafast gain medium. Thanks to this, in QCLs a modulation of the intracavity field intensity gives rise to a strong modulation of the population inversion, directly affecting the laser current. In this work we show that this property can be used to study the real-time dynamics of multimode THz QCLs, using a self-detection technique combined with a 60GHz real-time oscilloscope. To demonstrate the potential of this technique we investigate a free-running 4.2THz QCL, and observe a self-starting periodic modulation of the laser current, producing trains of regularly spaced, ~100ps-long pulses. Depending on the drive current we find two regimes of oscillation with dramatically different properties: a first regime at the fundamental repetition rate, characterised by large amplitude and phase noise, with coherence times of a few tens of periods; a much more regular second-harmonic-comb regime, with typical coherence times of ~105 oscillation periods. We interpret these measurements using a set of effective semiconductor Maxwell-Bloch equations that qualitatively reproduce the fundamental features of the laser dynamics, indicating that the observed carrier-density and optical pulses are in antiphase, and appear as a rather shallow modulation on top of a continuous wave background. Thanks to its simplicity and versatility, the demonstrated technique is a powerful tool for the study of ultrafast dynamics in THz QCLs.

Frequency combs have become a prominent research area in optics. Such active and passive cavities were so far treated distinctly. Here we propose a formal unification by introducing a general equation that describes both types of cavities. The equation also captures the physics of a hybrid device - a semiconductor ring laser with an external optical drive - in which we show the existence of temporal solitons, previously identified only in microresonators, thanks to symmetry breaking and self-localization phenomena typical of spatially-extended dissipative systems.

We cast a theoretical model based on Effective Semiconductor Maxwell-Bloch Equations and study the dynamics of a multi-mode mid-Infrared Quantum Cascade Laser in Fabry Perot with the aim to investigate the spontaneous generation of optical frequency combs. This model encompasses the key features of a semiconductor active medium such as asymmetric,frequency-dependent gain and refractive index as well as the phase-amplitude coupling of the field dynamics provided by the linewidth enhancement factor. Our numerical simulations are in excellent agreement with recent experimental results, showing broad ranges of comb formationin locked regimes, separated by chaotic dynamics when the field modes unlock. In the former case, we identify self-confined structures travelling along the cavity, while the instantaneous frequency is characterized by a linear chirp behaviour. In such regimes we show that OFC are characterized by concomitant and relevant amplitude and frequency modulation.

Semiconductor ring lasers are miniaturized devices that operate on clockwise and counterclockwise modes. These modes are not coupled in the absence of intracavity reflectors, which prevents the formation of a standing wave in the cavity and, consequently, of a population inversion grating. This should inhibit the onset of multimode emission driven by spatial hole burning. Here we show that, despite this notion, ring quantum cascade lasers inherently operate in phase-locked multimode states, that switch on and off as the pum** level is progressively increased. By rewriting the master equation of lasers with fast gain media in the form of the complex Ginzburg-Landau equation, we show that ring frequency combs stem from a phase instability---a phenomenon also known in superconductors and Bose-Einstein condensates. The instability is due to coupling of the amplitude and phase modulation of the optical field in a semiconductor laser, which plays the role of a Kerr nonlinearity, highlighting a connection between laser and microresonator frequency combs.

The dynamics of a multimode Quantum Cascade Laser, is studied in a model based on effective semiconductor Maxwell-Bloch equations, encompassing key features for the radiationmedium interaction such as an asymmetric, frequency dependent, gain and refractive index as well as the phase-amplitude coupling provided by the Henry factor. By considering the role of the free spectral range and Henry factor, we develop criteria suitable to identify the conditions which allow to destabilize, close to threshold, the traveling wave emitted by the laser and lead to chaotic or regular multimode dynamics. In the latter case our simulations show that the field oscillations are associated to self-confined structures which travel along the laser cavity, bridging mode-locking and solitary wave propagation. In addition, we show how a RF modulation of the bias current leads to active mode-locking yielding high-contrast, picosecond pulses. Our results compare well with recent experiments on broad-band THz-QCLs and may help understanding the conditions for the generation of ultrashort pulses and comb operation in Mid-IR and THz spectral regions

Optical Frequency Comb (OFC) generated by semiconductor lasers are currently widely used in the extremely timely field of high capacity optical interconnects and high precision spectroscopy. Very recently, several experimental evidences of spontaneous OFC generation have been reported in single section Quantum Dot (QD) lasers. Here we provide a physical understanding of these self-organization phenomena by simulating the multi-mode dynamics of a single section Fabry-Perot (FP) QD laser using a Time-Domain Traveling-Wave (TDTW) model that properly accounts for coherent radiation-matter interaction in the semiconductor active medium and includes the carrier grating generated by the optical standing wave pattern in the laser cavity. We show that the latter is the fundamental physical effect at the origin of the multi-mode spectrum appearing just above threshold. A self-mode-locking regime associated with the emission of OFC is achieved for higher bias currents and ascribed to nonlinear phase sensitive effects as Four Wave Mixing (FWM). Our results are in very good agreement with the experimental ones.

We interpret the extreme events as collisions of spatiotemporal structures with opposite chirality. Numerical simulations of the semiconductor laser model, showing very similar dynamical behavior, substantiate our evidences and corroborate the description of such interactions as collisions between phase solitons and transient structures with different phase rotations.

The photo-induced extrinsic chirality turns out to be fully reconfigurable by recasting the optical illumination which supports the photo-excited carriers. The all-photodesigning technique represents a feasible, easy and powerful method for achieving effective matter functionalization and, combined with the chiral asymmetry, it could be the platform for a new generation of reconfigurable devices for THz wave polarization manipulation.

We analyze experimentally and theoretically the spatio-temporal dynamics of a highly multimode semiconductor laser with coherent optical injection. Due to the particular geometry of the device (a 1~m long ring cavity), the multimode dynamics can be resolved in real time and we observe stable chiral solitons and domain dynamics. The experiment is analyzed in the framework of a set of effective semiconductor Maxwell-Bloch equations. We analyze the stability of stationary solutions and simulate both the complete model and a reduced rate equation model. This allows us to predict domain shrinking and the stability of only one chiral charge that we ascribe to the finite active medium response time.

We demonstrate a sensor scheme for nanoscale target displacement that relies on a single Quantum Cascade Laser (QCL) subject to optical feedback. The system combines the inherent sensitivity of QCLs to optical re-injection and their ultra-stability in the strong feedback regime where nonlinear frequency mixing phenomena are enhanced. An experimental proof of principle in the micrometer wavelength scale is provided. We perform real-time measurements of displacement with λ/100 resolution by inserting a fast-shifting reference etalon in the external cavity. The resulting signal dynamics at the QCL terminals shows a stroboscopic-like effect that relates the sensor resolution with the reference etalon speed. Intrinsic limits to the measurement algorithm and to the reference speed are discussed, disclosing that nanoscale ranges are attainable.

Dissipative phase solitons in semiconductor lasers

We experimentally demonstrate the existence of non dispersive solitary waves associated with a 2$π$ phase rotation in a strongly multimode ring semiconductor laser with coherent forcing. Similarly to Bloch domain walls, such structures host a chiral charge. The numerical simulations based on a set of effective Maxwell-Bloch equations support the experimental evidence that only one sign of chiral charge is stable, which strongly affects the motion of the phase solitons. Furthermore, the reduction of the model to a modified Ginzburg Landau equation with forcing demonstrates the generality of these phenomena and exposes the impact of the lack of parity symmetry in propagative optical systems.

Observation of electro-activated localized structures in broad area VCSELs

Abstract:
We demonstrate experimentally the electro-activation of a localized optical structure in a coherently driven broad-area vertical-cavity surface-emitting laser (VCSEL) operated below threshold. Control is achieved by electro-optically steering a writing beam through a pre-programmable switch based on a photorefractive funnel waveguide.

We theoretically investigate the terahertz dielectric response of a semiconductor slab hosting an infrared photoinduced grating. The periodic structure is due to the charge carries photo-excited by the interference of two tilted infrared plane waves so that the grating depth and period can be tuned by modifying the beam intensities and incidence angles, respectively. In the case where the grating period is much smaller than the terahertz wavelength, we numerically evaluate the ordinary and extraordinary component of the effective permittivity tensor by resorting to electromagnetic full-wave simulation coupled to the dynamics of charge carries excited by infrared radiation. We show that the photoinduced metamaterial optical response can be tailored by varying the grating and it ranges from birefringent to hyperbolic to anisotropic negative dielectric without resorting to microfabrication.

The gap provided by metamaterial hyperbolic dispersion allows the slab to stop spatial frequencies within a bandwidth tunable by changing the infrared radiation intensity. We numerically prove the device functionality by resorting to full wave simulation coupled to the dynamics of charge carries photoexcited by infrared radiation in semiconductor layers.

We propose a hybrid soliton-based system consisting of a centrosymmetric photorefractive crystal, supporting photorefractive solitons, coupled to a vertical cavity surface emitting laser, supporting multistable cavity solitons. The composite nature of the system, which couples a propagative/conservative field dynamics to a stationary/dissipative one, allows to observe a more general and unified system phenomenology and to conceive novel photonic functionalities. The potential of the proposed hybrid system becomes clear when investigating the generation and control of cavity solitons by propagating a plane wave through electro-activated solitonic waveguides in the crystal. By changing the electro-activation voltage of the crystal, we prove that cavity solitons can be turned on and shifted with controlled velocity across the device section. The scheme can be exploited for applications to optical information encoding and processing.

We consider the paraxial model for a nonlinear resonator with a saturable absorber beyond the mean-field limit and develop a method to study the modulational instabilities leading to pattern formation in all three spatial dimensions. For achievable parametric domains we observe total radiation confinement and the formation of 3D localised bright structures. At difference from freely propagating light bullets, here the self-organization proceeds from the resonator feedback, combined with diffraction and nonlinearity. Such "cavity" light bullets can be independently excited and erased by appropriate pulses, and once created, they endlessly travel the cavity roundtrip. Also, the pulses can shift in the transverse direction, following external field gradients.
